简介:从碳化硅(SiC)功率半导体器件的等效电路入手,分别讨论了碳化硅肖特基二极管(SiCSBD)与碳化硅结型场效应功率晶体管(SiCJFET)的稳态与暂态特性。分析并解决了碳化硅器件开通电压与驱动电压不匹配的问题,设计了一种SiCJEFT功率开关器件的驱动电路。实验结果表明,SiC新器件具有良好的开关特性,驱动电路可以有效驱动SiCJFET器件。
